Using Ampleon's Advanced Rugged Technology (ART) and a drain voltage of 75 Volts, this LDMOS RF power transistor delivers a staggering 2500 Watts. Suitable for a wide range of applications, including broadcast, ISM and communications, it has a frequency range of 1 to 400 MHz and contains an on-die thermal sensor to measure temperature.
75V ART technology is particularly well suited at replacing VDMOS. It enables Class E/EF2, giving ~1.7KW at >90% drain efficiency.
The thermal sensor provides a more accurate junction temperature measurement than other temperature measurement techniques. In addition to implementing a control loop to protect the transistor from excessive temperatures, other uses can include monitoring degradation over time, predicting the mean time to failure, indicating the dissipated power of the PA, or simply checking the transistor is attached correctly (free from voids) in a production environment.
